Note publique d'information : L'industrie de la telephonie mobile est soumise a des contraintes de miniaturisation,
et requiert de plus en plus la presence d'elements variables dans les circuits integres.
Le but de ce travail de these a ete de realiser une capacite variable pour une application
de puissanc dans un telephone portable. Les materiaux ferroelectriques a structure
perovskite s'averent etre potentiellement interessants pour ce typ d'application.
Nous nous sommes donc interesses a I'integration du titanate de strontium et baryum
((Ba,Sr)Ti03) dans une capacite fonctionnant en gamme Radio Frequences (typiquement
autour de 2 GHz). La premiere partie du travail a ete d'etudier les proprietes structurales
et dielectriques du BST, avec pour but de les relier entre elles. Differentes etudes
ont ete menees dans cette partie, notamment sur les effets de taille de grains, de
contraintes (homogenes et inhomogenes) dans les couches epaisses, de taille sur des
couches minces de plusieurs epaisseurs, ou encore d'une cristallisation partie lie
sur la microstructure et les performances du materiau. Grace a I'etude menee au niveau
du materiau, nous avons pu proposer une integration dans une architecture de capacite
hybride RFIDC L'optimisation du depot de BST a ete faite par plans d'experiences,
puis la realisation de plusieurs dispositifs a perm is d'observer differents effets
sur Ie composant. L'influence du substrat de Silicium a ete reduite grace a differentes
solutions. L'effet du recuit de cristallisation a ete etudie sur la capacite RF. Enfin,
no us avons montre la possibilite d'actionner independamment Ie materiau ferroelectrique
par Ie biais d'electrodes DC.
Note publique d'information : Mobile phones industry is submitted to size reduction, and needs more and more tunable
components in Integrated Circuits. The goal of this work was to realize a tunable
capacitor for an application linked to the power amplifier of a mobile phone. Ferroelectric
materials with perovskite structure are very interesting for such an application.
Our work focused then on Barium Strontium Titanate ((Ba, Sr)Ti03) integration in a
capacitor working in a RF range (around 2 GHz). The first part of this study was to
estimate the link between structural and dielectric properties of BST. Several studies
were done, on grai size effect for bulk samples, homogeneous and inhomogeneous strains
in thick films, interfaces effects on thin films, or cristallization effe on microstructure
and material performances. Thanks to this previous work, we were able to propose a
new hybrid (RF/DC) architecture for the tunable capacitor. BST deposition was optimized
with Design of Experiments, and differents components were fabricated. We studied
the substrate influence and the effect of differents annealing temperatures. At least,
we showed that we were able to actuate independantly the ferroelectric material thanks
to a DC electrode, and to tune the RF capacitor
